Terahertz quantum Hall effect for spin-split heavy-hole gases in strained Ge quantum wells
نویسندگان
چکیده
Spin-split heavy-hole gases in strained germaniumquantumwells were characterized by polarisationresolved terahertz time-domain spectroscopy. Effectivemasses, carrier densities, g-factors, transport lifetimes, mobilities andRashba spin-splitting energies were evaluated, giving quantitative insights into the influence of strain. The Rashba coefficient was found to lower for samples with higher biaxial compressive strain, while heavy-holemobilities were enhanced to over ́ 1.5 106 cm V s at 3 K. This highmobility enabled the observation of the optical quantumHall effect at terahertz frequencies for spin-split two-dimensional heavy-holes, evidenced as plateaux in the transversemagnetoconductivity at even and oddfilling factors.

Narrow heavy-hole cyclotron resonances split by the cubic Rashba spin-orbit interaction in strained germanium quantum wells
The spin-orbit interaction was found to split the cyclotron resonance of heavy holes confined in high-mobility, compressively strained germanium quantum wells. The interference between coherent spin-split cyclotron resonances was tracked on picosecond time scales using terahertz time-domain spectroscopy. Analysis in the time domain, or using a time-frequency decomposition based on the Gabor-Mor...

متن کاملSpin-Hall transport of heavy holes in III-V semiconductor quantum wells
We investigate spin transport of heavy holes in III-V semiconductor quantum wells in the presence of spin-orbit coupling of the Rashba type due to structure-inversion asymmetry. Similarly to the case of electrons, the longitudinal spin conductivity vanishes, whereas the off-diagonal elements of the spin-conductivity tensor are finite giving rise to an intrinsic spin-Hall effect. For a clean sys...

متن کاملInvestigation of the optical gain of In0.2Ga0.8As/GaAs compressively strained quantum wells
The valence hole subbands, the TE and TM mode optical gains and radiative current density of In0.2Ga0.8As/GaAs compressively strained quantum well lasing at 980nm have been studied by using a 6x 6 Hamiltonian model including the heavy hole, light hole and spin-orbit splitting bands. The compressively strain enhances the TE mode optical gains and strongly depresses the TM mode optical gain. A ve...
